Many materials systems are currently under consideration as potential replacements for SiO2 as the gate dielectric material for sub-0.1 μm complementary metal–oxide–semiconductor (CMOS) technology. A systematic consideration of the required properties of gate dielectrics indicates that the key guidelines for selecting an alternative gate dielectric are (a) permittivity, band gap, and band alignment to silicon, (b) thermodynamic stability, (c) film morphology, (d) interface quality, (e) compatibility with the current or expected materials to be used in processing for CMOS devices, (f) process compatibility, and (g) reliability. Many dielectrics appear favorable in some of these areas, but very few materials are promising with respect to all of these guidelines. A review of current work and literature in the area of alternate gate dielectrics is given. High-κ gate dielectrics: Current status and materials properties considerations

This paper considers the design, fabrication, and characterization of very small Mosfet switching devices suitable for digital integrated circuits, using dimensions of the order of 1 /spl mu/. Scaling relationships are presented which show how a conventional MOSFET can be reduced in size. An improved small device structure is presented that uses ion implantation, to provide shallow source and drain regions and a nonuniform substrate doping profile. One-dimensional models are used to predict the substrate doping profile and the corresponding threshold voltage versus source voltage characteristic. A two-dimensional current transport model is used to predict the relative degree of short-channel effects for different device parameter combinations. Polysilicon-gate MOSFET's with channel lengths as short as 0.5 /spl mu/ were fabricated, and the device characteristics measured and compared with predicted values. The performance improvement expected from using these very small devices in highly miniaturized integrated circuits is projected.

Fundamentals of Modern VLSI Devices

The compelling demand for higher performance and lower power consumption in electronic systems is the main driving force of the electronics industry's quest for devices and/or architectures based on new materials. Here, we provide a review of electronic devices based on two-dimensional materials, outlining their potential as a technological option beyond scaled complementary metal-oxide-semiconductor switches. We focus on the performance limits and advantages of these materials and associated technologies, when exploited for both digital and analog applications, focusing on the main figures of merit needed to meet industry requirements. We also discuss the use of two-dimensional materials as an enabling factor for flexible electronics and provide our perspectives on future developments.

Electronics based on two-dimensional materials

High leakage current in deep-submicrometer regimes is becoming a significant contributor to power dissipation of CMOS circuits as threshold voltage, channel length, and gate oxide thickness are reduced. Consequently, the identification and modeling of different leakage components is very important for estimation and reduction of leakage power, especially for low-power applications. This paper reviews various transistor intrinsic leakage mechanisms, including weak inversion, drain-induced barrier lowering, gate-induced drain leakage, and gate oxide tunneling. Channel engineering techniques including retrograde well and halo doping are explained as means to manage short-channel effects for continuous scaling of CMOS devices. Finally, the paper explores different circuit techniques to reduce the leakage power consumption.

Design Of Ion-implanted MOSFET's with Very Small Physical Dimensions

Device design considerations are presented for ion implanted, n-channel, polysilicon gate, enhancement-mode MOSFETs for dynamic switching applications. A shallow channel implant is used to raise the magnitude of the gate threshold voltage while also maintaining a low substrate sensitivity (i.e., without substantially increasing the dependence of the threshold voltage on the source-to-substrate "backgate" bias). Design trade-offs between channel implantation energy and dose and substrate bias were examined using both computer analyses and experimental devices. The design objective was to identify the combination of these three parameter values that gives both a low substrate sensitivitya nd a steep subthreshold conduction characteristic under the conditions of a gate threshold voltage of 1 V and a substrate bias range of 0 to -1 V. One-dimensional and two-dimensional computer analyses were performed to predict the effect of the device parameters on the electrical characteristics. MOSFETs were then fabricated to investigate the extremes of the design parameter range, and the experimental and predicted device characteristics were compared. An enclosed device structure proved particularly useful in evaluating the subthreshold characteristic at very low values of drain current.
