Fabrication of β-Ga_2O_3 thin films and solar-blind photodetectors by laser MBE technology
Daoyou Guo,Zhenping Wu,Peigang Li,Y. H. An,Han Liu,Xuncai Guo,Hui Yan,G. F. Wang,Changlong Sun,Linghong Li,Weihua Tang +10 more
TL;DR: In this article, a laser molecular beam epitaxy technology was employed to deposit β-gallium oxide (β-Ga2O3) on (0001) sapphire substrates.
Journal ArticleDOI
Zero-Power-Consumption Solar-Blind Photodetector Based on β-Ga2O3/NSTO Heterojunction
Daoyou Guo,Daoyou Guo,Han Liu,Peigang Li,Peigang Li,Zhenping Wu,Shunli Wang,Can Cui,Chaorong Li,Weihua Tang,Weihua Tang +10 more
TL;DR: The results strongly suggest that a photodetector based on β-Ga2O3 thin-film heterojunction structure can be practically used to detect weak solar-blind signals because of its high photoconductive gain.
Journal ArticleDOI
Bias tuning charge-releasing leading to negative differential resistance in amorphous gallium oxide/Nb:SrTiO3 heterostructure
Wang Pengchao,Peigang Li,Peigang Li,Yusong Zhi,Daoyou Guo,Aoqiu Pan,Jianming Zhan,Han Liu,Jingqin Shen,Weihua Tang +9 more
TL;DR: In this paper, negative differential resistance (NDR) and bipolar resistive switching (RS) were observed in Au/Ga2O3−x/Nb:SrTiO3/Au heterostructures fabricated by growing amorphous gallium oxide thin films on 0.7%Nb-doped SrTiO 3 substrates using pulsed laser deposition technique.

Preparation method for ultraviolet photoelectric device based on Sm2O3/n-Si heterostructure
TL;DR: In this article, a preparation method for an ultraviolet photoelectric device based on a Sm2O3/n-Si heterostructure was proposed, where a layer of gold (Au) film with thickness of about 50nm is deposited on the substrate and the film by utilizing a mask plate to be used as an electrode.
